Download S-parameters , AWR schematic Spice Model files and xml file for
AWR users here. (XML library can be accessed directly from AWR program.)
ADS USERS
I. For ADS2009 and above users,
install Library Design Kit within ADS :-
A. Download Poly_Ads_linear for linear
S parameter model library kit. Includes touchstone files and package layouts for Mosfet and GaN transistors.
B. Download Poly_Ads_non-linear for non-linear spice model library kit. Includes package layouts for Mosfet and GaN transistors.
II. For ADS2005 and previous versions.

III. Download GaN Transistors Spice Model files here for ADS
IMPORTANT NOTICE:- ADS2005 and above, MOSN model simulates incorrectly when rd and/or rs values are less than or equal to 0.1 ohms. ADS automatically defaults values of 0.1ohms or less to zero ohms.

B. Spice Extraction
Download Design file (zap) ADS2005 and below or Design file (*.7zap) ADS2011 or Design file (*.7zads) ADS2012 and above to extract Zin Zout impedance
of transistor from Spice Model. This file contains optimization and goal
parameters set up to tune input and output circuit for maximum power and
gain.
